The scariest character I've seen in this century must be that chick from "Dead Silence", Mary Shaw.
 Kane from "Poltergeist 2".  Of course Regan from "The Exorcist".  And Jack Torrance from "The Shining".

The kid in Creepers really freaked me out when I saw it for the first time.
