Mine would have to be the one from Predator 2. Taking on an entire train packed with armed commuters, gang members and cops, especially when they all took on him without any fear, was simply badass.
Add to that all the super weaponry it was carrying (man that flying disk was a real ass-kicker), and that is one tough SOB to beat alright.

The original one had jungle and camouflage going for him. Plus, the commando unit never knew what they were expecting, cept Arnie who saw it in full view towards the end.
Second place would go to Wolf from AvP: Requiem. It singlehandedly cleaned up an entire town with Alien(s) infestation, including the Predalien. Another badass.
